I need turbulence model for 600000-700000 Reynolds number.

Most of them will work. I suggest reading the documentation to see what's best suited to the application. If you explain what you're modelling it'll help.

I am working on 2D - airfoil. I want to model at 600000 Reynolds number and unsteady flow. I just want to know, which one gives better results?

as an starting point spalart-allmaras should work fine. If you are interested in spectral content of turbulence URANS models will not work. Go for SBES, DES or LES which is more expensive than other two models.

Have a look at the tutorials: for aerofoils it's common to use the SST k-w model, but there are others to consider.
