Ansys RedHawk 3DX versus Ansys RedHawk SC-Electrothermal

      Good afternoon,

As part of our Campus Solutions bundle, we have licence features for software called "RedHawk 3DX". From guessing, we've chosen "RedHawk" as our software offering for our students/subscribers. From searches dating back to 2012, "RedHawk 3DX" is a name for this tool:

      https://semiwiki.com/eda/ansys-inc/1237-redhawk-on-to-the-future/

In our Ansys Semiconductor download section (Customer Portal), we can obtain copies of:

      RedHawk (no suffix)

      RedHawk utilities (not yet investigated)

      RedHawk SC-Electrothermal

      RedHawk-SC Electrothermal Solver

... among many other programs. Our Synopsys university bundle includes the "3DIC Compiler" software, and other tools that fit together for a combined Synopsys-Ansys chiplet design flow. What we don't have is a Synopsys licence feature for "RedHawk Analysis Fusion", which we believe links Ansys RedHawk (SC?) directly to the Synopsys tools.

Would you please let us know:

If RedHawk 3DX would perform similar chiplet analyses in the combined Synopsys-Ansys design flow that RedHawk SC-Electrothermal does, per Synopsys documents? It is this particular tool name that is referenced; and

Do you have an example using only the Ansys software that describers the import and set-up of a 2.5D/3D chiplet from Synopsys software for analyses?

      Thank you,

      CMC Microsystems Technical Support Staff

For the flow in 3dic compiler you will need to use the redhawk-sc license as well and redhawk-sc_electrothermal.  From the tools you can download it looks like you have the redhawk-sc_electrothermal license, is that correct?  If so you should also have redhawk-sc license and electrothermal is a sub feature of redhawk-sc.

Do you have access to Ansys Learning Hub (ALH).  We do have training material for a 2.5D design.  An interposer and 2 dies.  This example can be used for power and thermal integrity.  The training material for this in an Ansys only flow is available on ALH.

      Thanks,

      Chris

      Good morning, our time,

Ansys staff provides full software complements to us. Our licence bundle is what restricts our users' capabilities.

The "RedHawk 3DX" features in our Ansys "Campus Solutions" bundle do not include the "sc" or "_sc_electrothermal" additions.

Thank you for pointing out this example in your "Learning Hub". We will find it and run it ourselves, if we can.

We will close this support request now.
