Lumerical CHARGE:扫描掺杂浓度,光电流出现非线性现象

      老师您好,我在做光电导器件仿真时,想要探究不同类型(N、P)的掺杂浓度对器件光电流的影响,仿真中硅纳米线宽214nm,厚100nm,两端Al电极,强制欧姆接触,在扫描n型掺杂浓度下(1e14-1e17 cm-3)光电流出现先增后降,拐点出现在低掺杂浓度下,在p型掺杂下,光电流出现先降后增,我分别验证了不同器件长度下2D、3D仿真结果,现象是一致的,这个现象和实际出入比较大,不知道应该怎么解释呢?
