这个问题主要是因为charge计算不能收敛,可以参考Ansys Insight: 电学charge仿真原理和步骤
应该是这个器件某个地方的电场太大或者电场梯度太大了吧?你可以用Visualizer查看一下,因为charge 的漂移扩散以及载流子守恒与它们有关。另外,请检查所用半导体材料给特别是自己添加的半导体材料性能是否合理。

/forum/discussion/comment/117413#Comment_117413谢谢告知!仿真出问题,对于一些不明显的原因,的确需要很多时间。这也提醒大家,在设置材料参数和设置物理模型时需要注意,特别是在几个模型之间比对时,要注意选用合适的参数。
