For the flow in 3dic compiler you will need to use the redhawk-sc license as well and redhawk-sc_electrothermal. From the tools you can download it looks like you have the redhawk-sc_electrothermal license, is that correct? If so you should also have redhawk-sc license and electrothermal is a sub feature of redhawk-sc.
Do you have access to Ansys Learning Hub (ALH). We do have training material for a 2.5D design. An interposer and 2 dies. This example can be used for power and thermal integrity. The training material for this in an Ansys only flow is available on ALH. Â
