Subscriber老师您好,最近我在使用MQW模块对激光器材料增益进行仿真,但是增益结果与实际器件的运行波长(此波长由实物器件测量得到)有大概100多nm的误差,
在这个仿真中量子阱所使用的材料是AlGaInAs,所以我是通过使用官网上的案例模型(Self-heating in AlGaInAs-InP multi-quantum well (MQW) laser – Ansys Optics)来进行操作的,其中我还自己尝试输入了价带漂移与应变进行计算,但无论哪一个结果都与实际波长相差甚远。
并且我注意到,在这个案例模型中,量子阱的材料Eg为0.800204eV,这意味着这个量子阱材料的PL波长在1550nm附近,那么为什么这个案例中的增益计算结果会在1300nm呢?这有似乎些奇怪了
