      老师您好，
      肖特基型的探测器有两种工作模式，光子能量大于禁带宽度的band to band excitation；和光子能量在禁带宽度和肖特基势垒之间的internal photoemission，想请问一下老师，第二种的internal photoemission有案例吗？应该如何去建立internal photoemission模型呢？

      您好，目前尚无相关案例可以提供，建议您在FDTD中进行光学仿真，然后将生成率数据导入到其它更专业的TCAD工具中进行电学仿真。
