DEVICE nin型掺杂Si作为heater仿真不收敛

      老师们打扰了,我最近在做半导体nin掺杂类型heater的热仿真,每当扫描到3.6V的电压就会发生报错终止,报错内容如下:
      WIN-IP4KCO3P6M4(process 0): Solver terminated at step 74 of 72. Error (divergence): Drift-diffusion/Poisson Newton solver failed to converge after 100 iterations.
      Device solution update error ratio norm is 4.58745
      Device residual norm is 0.00166607.
      Residual ratio (last iteration/first iteration) is 1.25249e-005.

      我尝试过缩小CHARGE节点中mesh的大小,以及灵敏度sensitivity的大小,但仍未解决,我不知该仿真具体出了什么问题,如果老师看到的话还请麻烦老师指点迷津!

      建议你第一次扫描到71 或者70点,然后将文件保存为第二个文件专门仿真高压情况,以之前的仿真结果作为初始值:

      (因故无法上传软件截屏,你应该能找到)。

      然后将电压点细分更多,很可能在这个电压附件电流太强快击穿了。
