在Charge中先做纯电仿真,不加光产生率时晶体管能正常工作,集电极电流比基极电流高两个数量级,并且两种电流的数量级和数值都基本正确,但是加了cw generation结果的光产生率之后,当基极电压比较小的时候(0-0.5V),即使很小的光照如1uw,基极电流变为负值,且光功率增大,基极电流负值的绝对值更大,甚至超过集电极电流;当基极电压为0.6-0.7V时,随着光功率增大,基极电流先是正的,之后变成负的,光功率进一步增大负值更大并且超过集电极电流。这样的结果明显不对,基极电流的方向应该于集电极电流方向一致,并且一般不能超过集电极电流。这种结果错误的原因可能是哪里设置的不对呢?这是我材料的设置,该考虑的模型都考虑到了,只注意到auger复合里有大注入的修正模型,关于材料设置还有什么建议吗?除了材料还可能有什么别的原因吗?
July 9, 2021 at 6:09 pmGuilin SunAnsys Employee我估计光功率微瓦还是太高,器件现在是微米量级啊!如果没有光照仿真结果正常,加光照后没有什么理由不工作,最多也就是各种复合损耗而已。至于High Field修正,除非场太强,模型是否还有效需要考虑,否则应该不会对结果产生如此大的影响。这是我的一点想法,你琢磨一下,从纳瓦开始逐步增加看看。
July 14, 2021 at 11:23 amSuperheroEricSubscriber孙老师我仿真了1nw Vb=0V的情况,Ic是1e-11量级,Ib是-1e-10量级,Ib依然是负的,而且绝对值比Ic要大。仿了100nw也是这种情况..July 14, 2021 at 3:02 pmGuilin SunAnsys Employee这个是不是暗电流级的?一般掺杂没有问题,电极(边界条件)没有问题,仿真不大可能胡出现违反物理原理的情况。最简单的测试方法是先根据网上的例子仿真,确保一切OK, 再用自己的器件设计。看看静电场分布与理想情况是否一致?
