


{"id":377769,"date":"2024-08-09T06:03:07","date_gmt":"2024-08-09T06:03:07","guid":{"rendered":"https:\/\/innovationspace.ansys.com\/forum\/forums\/topic\/charge-simulation-dark-current-vs-surface-recombination-velocity\/"},"modified":"2024-08-09T06:03:07","modified_gmt":"2024-08-09T06:03:07","slug":"charge-simulation-dark-current-vs-surface-recombination-velocity","status":"publish","type":"topic","link":"https:\/\/innovationspace.ansys.com\/forum\/forums\/topic\/charge-simulation-dark-current-vs-surface-recombination-velocity\/","title":{"rendered":"CHARGE simulation: dark current vs. Surface recombination velocity"},"content":{"rendered":"<p>Hello,&nbsp;<br \/>I&#8217;m trying to get a dark current density of the device in the CHARGE simulation.<br \/>&nbsp;<img loading=\"lazy\" decoding=\"async\" src=\"https:\/\/innovationspace.ansys.com\/forum\/wp-content\/uploads\/sites\/2\/2024\/08\/09-08-2024-1723183203-mceclip0.png\" width=\"561\" height=\"315\"><img loading=\"lazy\" decoding=\"async\" style=\"font-size: 18.6667px\" src=\"https:\/\/innovationspace.ansys.com\/forum\/wp-content\/uploads\/sites\/2\/2024\/08\/09-08-2024-1723183250-mceclip1.png\" width=\"617\" height=\"347\"><br \/>The concept of my simulation is like this:<br \/>1. &nbsp; &nbsp;Dark current is the current flowing through the device when there is no incident photon flux.<br \/>2. &nbsp; &nbsp;I can get the dark current density by applying a negative voltage to the device with no optical generation rate.<br \/>3. &nbsp; &nbsp;The dark current I0 equals Ish that leakage current caused by electrical loss (ex., surface recombination @ metal-Si contact).<br \/>I also found other simulation works, and they showed that simulated J0 increased with surface recombination velocity (SRV) at emitter contact.<br \/>Although the simulation was performed by sentaurus device, not lumerical CHARGE, i thought it would be based on the same physics.<\/p>\n<p><img loading=\"lazy\" decoding=\"async\" src=\"https:\/\/innovationspace.ansys.com\/forum\/wp-content\/uploads\/sites\/2\/2024\/08\/09-08-2024-1723183302-mceclip2.png\" width=\"805\" height=\"453\"><\/p>\n<p>I set a silicon device with an n-p junction to get a similar trend in J0 vs. SRV.<br \/>The dark J-V curve showed that dark current density is saturated from -0.4 V in the negative voltage range of -0.7 ~ 0 V. &nbsp;<br \/>I measured the simulated current leaving the base in the dark at a -0.4 V reverse bias by changing the SRV @ emitter from 1e3 to 1e8.<br \/>However, in the dark current density vs. SRV graph, there is no trend with an increase in SRV for J0, which suggests that surface recombination caused by metal-Si contact didn&rsquo;t affect the electrical loss.<\/p>\n<p>Why didn&rsquo;t the dark current increase with the surface recombination velocity of the emitter-Si interface?<\/p>\n","protected":false},"template":"","class_list":["post-377769","topic","type-topic","status-publish","hentry","topic-tag-charge"],"aioseo_notices":[],"acf":[],"custom_fields":[{"0":{"_bbp_subscription":["27993","33648"],"_bbp_author_ip":["114.70.121.15"]," _bbp_last_reply_id":["0"]," _bbp_likes_count":["0"],"_btv_view_count":["210"],"_bbp_topic_status":["unanswered"],"_bbp_topic_id":["377769"],"_bbp_forum_id":["27833"],"_bbp_engagement":["27993","33648"],"_bbp_voice_count":["2"],"_bbp_reply_count":["2"],"_bbp_last_reply_id":["378258"],"_bbp_last_active_id":["378258"],"_bbp_last_active_time":["2024-08-14 08:25:30"]},"test":"handonseas-harvard-edu"}],"_links":{"self":[{"href":"https:\/\/innovationspace.ansys.com\/forum\/wp-json\/wp\/v2\/topics\/377769","targetHints":{"allow":["GET"]}}],"collection":[{"href":"https:\/\/innovationspace.ansys.com\/forum\/wp-json\/wp\/v2\/topics"}],"about":[{"href":"https:\/\/innovationspace.ansys.com\/forum\/wp-json\/wp\/v2\/types\/topic"}],"version-history":[{"count":0,"href":"https:\/\/innovationspace.ansys.com\/forum\/wp-json\/wp\/v2\/topics\/377769\/revisions"}],"wp:attachment":[{"href":"https:\/\/innovationspace.ansys.com\/forum\/wp-json\/wp\/v2\/media?parent=377769"}],"curies":[{"name":"wp","href":"https:\/\/api.w.org\/{rel}","templated":true}]}}
